In a first etching step, an insulating hot edge ring is provided. When the photoresist clearing signal is observed using end-point software, the insulating cover is moved aside to expose the conductive edge ring for the remainder of the etch. One aspect of this invention contemplates an insulator cover over a conductive edge ring at the start of wafer etching, which cover is removed after end-pint detection. The present invention contemplates a number of physical configurations whereby the insulator ring is urged into, and away from, its masking of the conductive edge ring. Alternatively, the etching of a wafer bearing low-K material may be conducted using two edge rings, where the first etch step is conducted using an insulating hot edge ring, and a second etch step is conducted using a conductive hot edge ring. According to this aspect, the two step process may thus be performed in a plurality of reactor vessels, or in one reactor vessel having a plurality of processing stations.

Abstract:Techniques for etching through a low capacitance dielectric layer in a plasma processing chamber are disclosed. The techniques uses an etch chemistry that includes N , O , and a hydrocarbon. By etching the low capacitance dielectric layer with a plasma created out of the etch chemistry, fast etch rates can be obtained while also maintaining profile control and preserving critical dimension of the resultant opening (e. g. , via/trench) being etched in the low capacitance layer.

Abstract:A method of removing photoresist material from a semiconductor substrate includes providing a semiconductor substrate having a layer comprised of a low dielectric constant material and a layer comprised of photoresist material disposed over the layer comprised of the low dielectric constant material. The layer comprised of photoresist material is removed with dimethyl sulfoxide (DMSO). The layer of photoresist material is preferably removed by placing the semiconductor substrate in an ultrasonic bath containing DMSO in liquid form. The ultrasonic bath is preferably heated to at least about 50 C.

Abstract:A hollow lensing duct to condense (intensify) light using a combination of focusing using a spherical or cylindrical lens followed by reflective waveguiding. The hollow duct tapers down from a wide input side to a narrow output side, with the input side consisting of a lens that may be coated with an antireflective coating for more efficient transmission into the duct. The inside surfaces of the hollow lens duct are appropriately coated to be reflective, preventing light from escaping by reflection as it travels along the duct (reflective waveguiding). The hollow duct has various applications for intensifying light, such as in the coupling of diode array pump light to solid state lasing materials.

Abstract:Thermal Management Systems for electronic devices and related methods are disclosed. An example electronic housing includes a housing defining a cavity, electronics in the cavity, and a touch display over the electronics. A heat spreader has a first surface toward the electronics and a second surface opposite the first surface toward the touch display, where the heat spreader is to dissipate heat generated by the electronics. A glass cover is coupled to the housing and has a first side toward the touch display and a second side opposite the first side, where the glass cover is exposed external to the housing. An insulation layer is between the second surface of the heat spreader and the second side of the glass cover to restrict heat transfer from the electronics to the second side of the glass cover.
