Abstract:Various aspects of multiple-channel light transmitting systems are disclosed. The system may include a multiple-wave length light source, a demultiplexer; a modulator, and a wavelocker. The wavelocker is configured to drive the light source such that said multiple wavelengths coincide with the ITU grid. The system may also include other elements including a locker or a mode-locking servo, where the servo is configured to adjust the mode locking method frequency to coincide with the spacing of the ITU grid. Further additional elements may include an optical amplifier or an equalizer. The equalizer may include a filter whose transmission function varies with wavelength.

Abstract:Multiwavelength laser sources that are precisely aligned relative to each other and suitable, for instance, for multistation, multicolor ROS. The device is made by growing on a semiconductor substrate a set of epitaxial layers in a laterally injecting laser configuration with progressively narrower bandgap quantum well active regions (and therefore progressively longer wavelength operation) towards the surface of the crystal. Selective etching can then be used to remove all quantum wells with emissions shorter than the ultimately desired wavelength in a given cavity. This approach can be applied to three different types of laser structures; conventional edge emitting lasers, grating surface emitting lasers, and vertical surface emitting lasers. Also described is a vertical cavity, surface-emitting laser with lateral injection employing a reflector structure comprised of a III-V semiconductor layer beneath the active region, and a reflecting mirror above the active region.

Abstract:Methods for defect-free impurity-induced laser disordering (IILD) of AlGaInP and AlGaAs heterostructures. Phosphorus-doped or As-doped films are used in which silicon serves as a diffusion source and silicon nitride acts as a barrier for selective IILD. High-performance, index-guided (AlGa). sub. 5 In. sub. 5 P lasers may be fabricated with this technique, analogous to those made in the AlGaAs material system. The deposition of the diffusion source films preferably is carried out in a low pressure reactor. Also disclosed is a scheme for reducing or eliminating phosphorus overpressure during silicon diffusion into III-V semiconducting material by adding a pre-diffusion anneal step. Defects produced during intermixing are also reduced using a GaInP or GaInP/GaAs cap.

Abstract:Phased array semiconductor lasers provide fundamental or preferred 1st supermode operation wherein fabrication is accomplished by a single, continuous fabricating process, e. g. MO-CVD or MBE, followed by impurity induced disordering (IID), e. g. utilization of the impurity diffusion technique or the implant/anneal technique as now known in the art. The laser comprising this invention is provided with a relatively thin active region or with a single or multiple quantum well structure in the active region and is fabricated by forming spatially disposed impurity induced disordering regions extending into or penetrating through the active region to form spatially disposed regions capable of providing higher gain compared to adjacent regions not experiencing impurity induced disordering. The adjacent regions without impurity induced disordering contain unspoiled regions that provide high real index waveguiding compared to the adjacent disordered regions with the diffusions in the disordered regions have higher conductivity properties compared to the remaining ordered regions and are, therefore, more efficiently pumped electrically. As a result, disordered regions form alternating higher gain regions offset between regions of nondisordered waveguide regions having higher real index waveguiding properties but lower gain properties, thereby fulfilling the conditions necessary to provide fundamental or preferred 1st supermode operation.

Abstract:An electro-optic line printer comprises a recording medium, a multigate line modulator for printing picture elements or pixels in spatially predetermined positions along a printing axis and an LED side-facet source characterized by having high output intensity and a uniform far field emission and optical means to collimate the far field emission in the tangential direction and focus the near field in the sagittal direction onto the modulator. The optical means comprises a first lens system to collect the light emitted from the LED source in both the tangential and sagittal directions and a second toric lens to collimate the light into a sheetlike beam in the tangential direction and to focus the light in the sagittal direction to a line image at the modulator. Imaging means is optically aligned between the modulator and the recording medium for imaging the modulator onto the recording medium. The solid state LED side-facet emitter source with broad uniform far field emission and high brightness density for line printer applications, eliminating the necessity for an array of individually addressable LEDs required as a light source in the past.
