Abstract:
Methods for removing silicon nitride and elemental silicon during contact preclean process involve converting these materials to materials that are more readily etched by fluoride-based etching methods, and subsequently removing the converted materials by a fluoride-based etch. Specifically, silicon nitride and elemental silicon may be treated with an oxidizing agent, e. g. , with an oxygen-containing gas in a plasma, or with Oor Oin the absence of plasma to produce a material that is more rich in Si—O bonds and is more easily etched with a fluoride-based etch. Alternatively, silicon nitride or elemental silicon may be doped with a number of doping elements, e. g. , hydrogen, to form materials which are more easily etched by fluoride based etches. The methods are particularly useful for pre-cleaning contact vias residing in a layer of silicon oxide based material because they minimize the unwanted increase of critical dimension of contact vias.

The pet animal status typically is a multi-dimensional, qualitative or quantitative indicator such as GPS Latitude/Longitude of the pet animal, safe or unsafe condition of the pet animal The status of the pet animal is determined by various factors/conditions such as identifying whether the pet animal is in an enclosed space or not, identifying if the pet is in extreme temperature not suitable for the pet animal's health, identifying whether the pet animal is moving or stationary, identifying if the pet-wearable device has been removed.
Disclosed herein is a method of coating and curing, including conveying a substantially flat substrate to be coated with a conveyor system through a combination roll coating and curing facility, wherein the combination roll coating and curing facility comprises at least one roll coating facility and at least one curing facility, roll coating the substantially flat substrate with a continuous sol gel coating material with the at least one roll coating facility, and curing the sol gel coating material on the substantially flat substrate with an air knife of the at least one curing facility, wherein the air knife is adapted to direct a heated stream of air to cure the continuous sol gel coating material while an interior of the substantially flat substrate remains at a temperature substantially lower than a temperature of air from the air knife.
